Selective and Nonselective Wet Etching of Zn^sub 0.9^Mg^sub 0.1^O/ZnOWet engrave rates at 25?°C for Zn^sub 09^Mg^sub 01^O grown upon sapphire substrates by pulsed laser deposition (PLD) were in the range 300-1100 nm min^sup -1^ with HCl/H2O (5 ?— 10^sup -3^-2 ?— 10^sup -2^ M) and 120-300 nm min^sup -1^ with H^sub 3^PO^sub 4^/H2O (5 ?— 10^sup -3^-2 ?— 10^sup -2^ M) one as well as the other of these dilute mixtures exhibited diffusion-limited etching, with thermal activation energies of 2-3 kCal mol^sup -1^. Phosphorus-doped (Zn^sub 09^Mg^sub 01^)O targets were fabricated using high-purity ZnO (999995%) and MgO (99998%) with P^sub 2^O^sub 5^ (99998%) serving as the doping agent. The ablation targets were fabricated with a phosphorus doping horizontal of 2 at.% (which can bring forward p-type conductivity if the films are annealed after growth40) and a KrF excimer laser with a repetition rate of 1 Hz and pulsation energy density of 1-3 J/cm^sup 2^ was used as the ablation source.
